DESCRIPTION/ SPECIAL CHARACTERISTICS

Invention is related to the solar cells, which can work with both usual and concentrated solar radiation. Solar cell can be used for manufacturing of solar batteries designated for the feeding of electronic and electric domestic, agricultural and industrial devices and equipment, and also for the electric feeding of cosmic apparatuses.
The technical problem resolved by this invention consists in the creation of high efficiency solar element. The frontal and reverse surface of solar cell on the base of mono-crystal silicon have nanometric structure, while the layer of voluminous charge of MOS or Shottky surface potential barrier includes the frontal nano-structured zone. In this way, nano-structured frontal zone significantly reduces the reflection coefficient of incident radiation. On another hand, multiple light reflections from the nano-structured frontal and reverse surface provide the complete adsorption of light within the thin silicon plates. In addition, the layer of voluminous charge includes the frontal nano-structured zone, which minimizes the surface recombination of photo-generated charge bearers. The complete metal contact to the nano-structured reverse surface of solar cell has several times higher area than in the case of plain surface. The resistance of metal-silicon contact and the consecutive resistance of solar cell will be reduced. Thus, the structure of solar cell makes it possible to adsorb the incident radiation completely, to avoid the surface recombination of charge bearers and to reach the lower consecutive resistance than in case of the classic solar cell. All these factors contribute to the significant increase of the efficiency of solar energy conversion into the electric one.
